Phys."],"published-print":{"date-parts":[[2011,3,2]]},"abstract":"<jats:p>The high visible\u2013near infrared transparent and high carrier mobility (\u03bc) Mo doped (0.5\u2009at%) indium oxide (IMO) films were deposited by the spray pyrolysis technique. The deposited films were irradiated by 50\u2009MeV Li<jats:sup>3+<\/jats:sup> ions with different fluences of 1 \u00d7 10<jats:sup>11<\/jats:sup>, 1 \u00d7 10<jats:sup>12<\/jats:sup> and 1 \u00d7 10<jats:sup>13<\/jats:sup>\u2009ions\u2009cm<jats:sup>\u22122<\/jats:sup>. X-ray diffraction analysis confirmed the cubic bixbyite structure of indium oxide. A fascinating feature is that the ion irradiation process has introduced a fraction of the molybdenum oxide phase. The \u03bc of as-deposited IMO films is decreased from \u223c122.4 to 93.3\u2009cm<jats:sup>2<\/jats:sup>\u2009V<jats:sup>\u22121<\/jats:sup>\u2009s<jats:sup>\u22121<\/jats:sup>, following the ion irradiation. The theoretically calculated \u03bc and carrier density values were correlated with those measured experimentally. The transport mechanism has been analysed based on the ionized and neutral impurity scattering centres.
