Inst."],"published-print":{"date-parts":[[2025,11,1]]},"abstract":"<jats:title>Abstract<\/jats:title>\n                  <jats:p>The reliability of bump connection structures has become a\n  critical aspect of future silicon detectors for particle\n  physics. The High Granularity Timing Detector (HGTD) for the ATLAS\n  experiment at the High-Luminosity Large Hadron Collider will require\n  8032 hybrid pixel sensor modules, composed of two Low Gain Avalanche\n  Diode sensors bump-bonded to two readout ASICs and glued to a\n  passive PCB. The detector will operate at low temperature\n  (-30 \u00b0C) to\n  mitigate the impact of irradiation.  The thermomechanical\n  reliability of flip-chip bump connections in HGTD modules is a\n  critical concern, particularly due to their characteristically lower\n  bump density (pixel pitch dimensions of\n  1.3 mm\u00d7 1.3 mm). This paper elaborates on the challenges arising\n  from this design characteristic. Finite element analysis and\n  experimental testing were employed to investigate failure modes in\n  the flip-chip bump structures under thermal cycling from\n  -45 \u00b0C to\n  40 \u00b0C and to\n  guide the module redesign.  The optimized design demonstrates\n  significantly enhanced robustness and is projected to fulfill the\n  full lifetime requirements of the
