Both devices\nhave equivalent structures corresponding to a physical HEMT used for calibration. We\nuse an RF analysis technique based on transient Monte Carlo simulations to estimate\nthe intrinsic noise figures, the RF figures of merit <jats:italic>f<\/jats:italic><jats:sub>T<\/jats:sub> and <jats:italic>f<\/jats:italic><jats:sub>max<\/jats:sub>, and the effect of contact and gate resistances. Both devices exhibit velocity overshoot below the gate region.
