By\nusing a corrected Coulomb force in conjunction with a proper cutoff range, the shortrange\nportion of the force is properly accounted for, and the \u2018double counting\u2019 of the\nlong\u2010range interaction is eliminated. The proposed method naturally incorporates the\nmulti\u2010ion contributions, local distortions in the scattering potential due to the movement\nof the free charges, and carrier\u2010density fluctuations. The doping dependence of the\nlow\u2010field mobility obtained from 3D resistor simulations closely follows experimental\nresults, thus supporting the appropriateness of the proposed scheme.
