We report for the first time the significant statistical differences between these two device aging phenomena. The Vt shift is relatively uniform among all the devices and gradually evolves over time. By contrast, the RTN degradation is evidently abrupt and random in nature and only happens to a small percentage of devices. The generation of new RTN traps by HCI during times of stress is demonstrated both statistically and on the individual device level. An improved method is developed to identify RTN devices with degenerate amplitude histograms.<\/jats:p>","DOI":"10.3390\/s23187959","type":"journal-article","created":{"date-parts":[[2023,9,19]],"date-time":"2023-09-19T03:02:17Z","timestamp":1695092537000},"page":"7959","update-policy":"https:\/\/doi.org\/10.3390\/mdpi_crossmark_policy","source":"Crossref","is-referenced-by-count":6,"title":["Random Telegraph Noise Degradation Caused by Hot Carrier Injection in a 0.8 \u03bcm-Pitch 8.3Mpixel Stacked CMOS Image Sensor"],"prefix":"10.3390","volume":"23","author":[{"ORCID":"https:\/\/orcid.org\/0000-0002-1495-576X","authenticated-orcid":false,"given":"Calvin Yi-Ping","family":"Chao","sequence":"first","affiliation":[{"name":"Taiwan Semiconductor Manufacturing Company (TSMC), Hsinchu 30077, Taiwan"}],"role":[{"vocabulary":"crossref","role":"author"}]},{"given":"Thomas Meng-Hsiu","family":"Wu","sequence":"additional","affiliation":[{"name":"Taiwan Semiconductor Manufacturing Company (TSMC), Hsinchu 30077, Taiwan"}],"role":[{"vocabulary":"crossref","role":"author"}]},{"ORCID":"https:\/\/orcid.org\/0000-0003-2690-4887","authenticated-orcid":false,"given":"Shang-Fu","family":"Yeh","sequence":"additional","affiliation":[{"name":"Taiwan Semiconductor Manufacturing Company (TSMC), Hsinchu 30077, Taiwan"}],"role":[{"vocabulary":"crossref","role":"author"}]},{"given":"Chih-Lin","family":"Lee","sequence":"additional","affiliation":[{"name":"Taiwan Semiconductor Manufacturing Company (TSMC), Hsinchu 30077, Taiwan"}],"role":[{"vocabulary":"crossref","role":"author"}]},{"given":"Honyih","family":"Tu","sequence":"additional","affiliation":[{"name":"Taiwan Semiconductor Manufacturing Company (TSMC), Hsinchu 30077, Taiwan"}],"role":[{"vocabulary":"crossref","role":"author"}]},{"given":"Joey Chiao-Yi","family":"Huang","sequence":"additional","affiliation":[{"name":"Taiwan Semiconductor Manufacturing Company (TSMC), Hsinchu 30077, Taiwan"}],"role":[{"vocabulary":"crossref","role":"author"}]},{"given":"Chin-Hao","family":"Chang","sequence":"additional","affiliation":[{"name":"Taiwan Semiconductor Manufacturing Company (TSMC), Hsinchu 30077, Taiwan"}],"role":[{"vocabulary":"crossref","role":"author"}]}],"member":"1968","published-online":{"date-parts":[[2023,9,18]]},"reference":[{"key":"ref_1","doi-asserted-by":"crossref","unstructured":"Kim, Y., Choi, W., Park, D., Jeoung, H., Kim, B., Oh, Y., Oh, S., Park, B., Kim, E., and Lee, Y.
